In this paper, a hybrid inverter in which utilizes a Si-IGBT as the upper side switch and a SiC-MOSFET as the lower side switch is suggested. Whereas the hybrid inverter has the characteristics of halfway between Si-IGBT inverter and SiC-MOSFET inverter when conventional SVPWM is applied, it can become more close to that of SiC-MOSFET inverter by applying 120° On DPWM method. In addition, Faster Carrier Mode (FCM) concept is introduced, which boosts up PWM carrier frequency in certain area of space vector voltage hexagon. The larger power ripple caused by DPWM method is reduced by applying FCM while increase of loss is relatively low due to the switching characteristics of SiC-MOSFET.
